STI Secures Equipment Order for 4th Generation HBM3... Mass Production of Fluxless Technology

STI announced on the 4th that it has received an order for reflow equipment from a global semiconductor company.


The reflow equipment ordered by STI is for the 4th generation High Bandwidth Memory (HBM), called 'HBM3'. Reflow equipment is used in the semiconductor bump and flip chip reflow process to create conductive protrusions that transmit electrical signals in a vacuum state.


Flux Reflow equipment utilizes flux to effectively bond the stacked memory layers of HBM. It is regarded as an optimal solution that maximizes quality and equipment efficiency.


Flux acts like a catalyst by removing oxides from the solder bump surface, preventing re-oxidation, and enhancing adhesion between substrates. However, it has the drawback of generating a large amount of source material that can contaminate the chamber interior during the process. The flux reflow equipment supplied by STI this time features specialized design know-how and differentiated technology that minimize contamination caused by flux and excellently maintain optimal conditions inside the chamber.


HBM is the next-generation DRAM and is gaining more attention due to the rapid growth of the artificial intelligence (AI) industry. Especially as global big tech companies are seeking ways to quickly process the rapidly increasing data driven by AI and big data advancements, the utilization of next-generation DRAM like HBM is expected to continue rising.


An STI representative stated, "The reflow equipment is for HBM, which is called next-generation DRAM," adding, "As the global use of AI and big data continues to increase, related demand is steadily growing. Based on the mass production entry of flux reflow semiconductor process equipment, we plan to reliably supply equipment suitable for high-performance devices and 4th industrial revolution applications."


He continued, "Fluxless reflow equipment, which has already entered the market and is in mass production, will also continue to be delivered to domestic and overseas customers."
